发明名称 BLUE COLOR LIGHT EMITTING ELEMENT
摘要 PURPOSE:To enable to drive with low voltage and to obtain pure blue color light from a blue color light emitting element by constructing to emit a light in the vicinity of the boundary between a single crystal thin film and an insulating film without junction to become reverse bias in a current passage. CONSTITUTION:A blue LED is formed of a semiconductor substrate 11 formed of P type GaAs, an N type ZnSe single crystal thin film 12, an insulating film 13, an ohmic electrode 14, and a translucent metal electrode 15 laminated on the film 12. In this LED, when a bias is applied with the electrode 15 as a positive electrode and the electrode 14 as a negative electrode, a current flows in a circuit of the electrode 15, the layer 13, the film 12 and the electrode 14, a blue color recombination light is obtained in the film 2, and produced externally through the film 13 and the electrode 15. In this case, since the emitted light is generated in the vicinity of the boundary between the film 12 and the film 13 without junction to become reverse bias, the light can be produced without being absorbed to the substrate 11 and the film 12.
