An EPROM of the type which is erasable by ultraviolet radiation includes an oscillator circuit (1,2,3) feeding a controlling circuit for recharging capacitances (C5, C6) of bootstrap circuits. The oscillator circuit (1,2,3) determines the frequency with which the capacitances (C5, C6) of the bootstrap circuits are recharged. To compensate for the increased leakage of charge from the capacitances (C5, C6) caused by increases in incident radiation, the oscillator circuit (1,2,3) provides an oscillating signal the frequency of which varies in response to the intensity of radiation. The oscillator circuit comprises capacitance means (C1) for storing charge, the leakage of charge from the capacitance means (C1) being dependent upon the intensity of radiation ( nu ) incident upon the capacitance means (C1), a first waveform shaping circuit (1) for converting a change in voltage across the capacitance means (C1) into a rapidly changing waveform, a delay circuit (2) for delaying the waveform from the waveform shaping circuit for a predetermined time, a second waveform shaping circuit (3) for converting the change of voltage output by the delay circuit (2) to a rapidly changing waveform, and a charging circuit (L,Q1) connected to the output of the oscillator circuit the charging circuit (L, Q1) being adapted to charge the capacitance means (C1). This variable frequency circuit improves the write-in efficiency of the EPROM. |
