PURPOSE:To remove the failure due to temperature increase at the part of internal wiring by short-circuiting between cathode and gate external terminals for a control circuit fixed to an outer package and electrodes of a GTO chip by means of a metallic plate in integral body to the external terminals. CONSTITUTION:The cathode electrode plate 35, the external main cathode terminal 35a, the control external cathode terminal 351a are shaped in an integral body by working a copper plate. The internal wiring between the gate electrode plate 36 and the external electrode terminal 361d is also shaped and worked in an integral body by means of a copper plate. By this constitution, there is no abnormal temperature increase at inner lead parts 351d and 361d with respect to a large effective current between the control cathode and the gate electrode, the deterioration or removal of soldering does not generate, the reliability increases, and the wiring work reduces, and therefore the workability remarkably improves. |
