PURPOSE:To improve the ratio of effective area of a device as well as the breakdown strength by a method wherein respective and faces of first and second pn junctions are obliquely positive-bevel structured mutually in the reverse directions. CONSTITUTION:The angles theta3 and theta4 of the first and the second pn junction surface are specified as positive bevel angle of, e.g., 30-60 deg.. The maximum electric field of junction surface is attenuated to increase the breakdown strength both in the normal and reverse directions. Through these procedures, the space contributing to the current conduction in overall device, i.e., the effective space of device can be increased enabling the title induction thyristor in large current and high breakdown strength to be miniaturized at low cost. |
