PURPOSE:To obtain a device with high output voltage without increasing the number of parts and the number of man-hours by a method wherein diodes connected in reverse-parallel with a solar-cell element are formed integrally, and a number of diodes are connected in series. CONSTITUTION:Amorphous Si4 is deposited on a stainless steel plate 3, and the structure of three layers of an N<+> layer, an i layer and a P<+> layer is made up in order from the substrate side. An electrode layer 5 with the structure of two layers of Ti and Ag is built up on the layer 4. A diode 7 consisting of a P<+> layer 8 and an N layer 9 is fastened to an exposing section 31 of a substrate 3, and an ohmic electrode 10 is attached on the layer 9. When the electrodes 5 and 10 are connected 20, a solar cell 6 and the diode 7 are connected in reverse-parallel. When the composite elements are successively connected in series with other composite elements, a device with high output voltage is obtained without increasing the number of parts and the number of man-hours. |
