PURPOSE:To reduce the reverse recovery charge of a reverse conducting thyristor by introducing gold into the thyristor portion of the reverse conducting thyristor and platinum into the diode portion thereof to remarkably increase the leakage current thereat. CONSTITUTION:Platinum 8 is adhered to the diode portion disposed around a thyristor portion, and thermally diffused. Then, platinum 8, and mask 7 are removed, gold 2 is adhered onto the thyristor portion and the isolated portion, and thermally diffused. After the gold 2 is removed, electrodes 3-5 are provided together with a temperature compensating element 6. Thus, the platinum introduced to the diode portion forms shallower recoupling center than the gold in the substrate 1 to provide less life time shorting effect but to provide substantially equal reverse recovery charge to remarkably reduce the leakage current thereat. Accordingly, it can reduce the reverse recovery charge without remarkably increasing the leakage current. |
