<p>Safe operation of the thyristor with switching loads is achieved by a pair of integrated auxiliary thyristors. One of the latter is designed to fire with lower values of du/dt before either the main or the other auxiliary thyristor is triggered. The semiconductor base (1) carries an emitter (2) with electrode (3) while the auxiliary emitter (4) is between the control electrode (7) and emitter (2) of the main thyristor. The second auxiliary thyristor has an emitter electrode (6) and the two auxiliary emitters (4, 5) surround the main thyristor emitter (2).</p> |
