PURPOSE:To improve conversion efficiency by making the junction area of isolation diffused layers less than 1/10 the area of light receiving part diffused layers in monolithic solar batteries. CONSTITUTION:The diffused layers 2-(1), 2-(2), 2-(3) formed on an N type Si substrate 1 are electrically isolated by the P<-> diffused layers 3-(2), 3-(3), of conductivity type to form solar batteries 6, 7, 8. Solar batteries 9,10, 11 are formed by the P<-> diffused layers 3-(3), 3-(2), 3-(3) and the substrate 1. Here, e.g., the batteries 7 and 10 are parallel and since the diffused layer of the battery 10 is deep, open voltage is low and the combined voltage with the battery 7 is alone. In this case, if the changes in the open voltage ar observed by changing the ratio between the junction area of the P- diffused layers and the area of the light receiving part diffused layers, the voltage increases as the area ratio is smaller and becomes of the value close to the open voltage of the receiving part diffused layer alone when it becomes lower than 1/10. Hence, the defect in performance of the monolithic solar batteries advantageous for simplification of processes may be solved. |
