1524771 Solar cells MOBIL TYCO SOLAR ENERGY CORP 17 Jan 1977 [29 March 1976] 1763/77 Heading H1K A solar cell comprises a semiconductor tube having two opposed generally flat or slightly curved walls, a photovoltaic junction at or close to its outer light receiving surface and electrodes on its inner and outer surfaces. As described (Fig. 7) a monocrystalline borondoped silicon tube 43 is grown from a melt by the edge defined film-fed process using a graphite die assembly, and phosphorus diffused into its surfaces to form an NPN structure. After removal of the inner N region and provision of an anti-reflection coating two comb-shaped subsequently interconnected electrodes or a double comb electrode, and a continuous electrode of silver-coated aluminium or electroless nickel are formed on the outer and inner surfaces respectively and the tube, through which coolant may be circulated, mounted on the axis of parabolic reflector 50. Alternative materials and processing techniques are described. Reference has been directed by the Comptroller to Specification 1,483,137. |
