1452515 Zinc oxide MINNESOTA MINING & MFG CO 20 Sept 1973 [21 Sept 1972] 44271/73 Heading C1A [Also in Divisions H1 and C4] A single crystal of ZnO has a minimum dimension of #0À1 mm., acceptors in concentration #10 p.p.m., donors in amount sufficient to "compensate" the acceptors and not exceeding 20 p.p.m., and an external fluorescent efficiency in the near u.v. of >0À001 at 77‹ K., the crystal exhibiting uniform luminescence throughout. "Compensation" is defined in terms of the predominance of free exciton radiative processes over that of bound exitors and hole capture. Donors may be provided by Zn, ZnS, CdS, S, compounds of In such as In 2 O 3 and In(NO 3 ) 2 , Ga and H 2 . Fabrication processes are detailed including diffusion followed by quenching, and mechanical polishing and etching to remove outer green luminescing regions. Violet as well as neon u.v. emission is contemplated, and green and u.v. emissions considered in terms of the internal processes. |
