[Also in Divisions G5, H1 and H2] A heater element array comprises a wafer 2 of semi-conductor material having one face mounted on an insulating substrate, a second face with one area 3 divided to form a plurality of isolated heater elements and another area containing a plurality of circuits, mutually isolated by P-N junctions, to energize the elements and means connecting the circuits and elements between the one face and the substrate. The array may be coated with thermochromic material to produce a display or used in thermal printing apparatus. A monocrystalline Si wafer 2 is mounted on a ceramic, glass or sapphire substrate having a metallic pattern on the other side. The surface about the elements is removed to form isolated means and areas of the substrate are removed to allow connections to be made between the connecting means and the metallic pattern. Each element comprises a transistor-resistor pair e.g. T 15 -R 15 and is controlled by a circuit in the wafer comprising a transistor and resistors e.g. T 30 , R C30 , R E30 , R B30 . Applying positive pulses to terminals I 29 , PG turns transistor T 30 on and triggers element T 15 -R 15 . Transistor T 15 comprises diffused regions forming N-type collectors 9, P-type base 10 and N-type emitter 11, the resistor R 15 comprises a diffused N-type region integral with region 11. Heavily doped N-type regions provide conductive tunnels which with the connecting means in the form of an Al layer interconnect the circuits and elements.</p> |
