摘要 PROBLEM TO BE SOLVED: To provide a semiconductor optical device such a a polarized wave modulating semiconductor laser which operates stably with good reproducibility, a light amplifier independent of polarized wave, and others. SOLUTION: This device consists of semiconductor laser structure which has at least two regions made in series in the direction of a resonator. This is made including a first active region 6 where TE- and TM-mode gains are roughly equal or TE- or TM-mode gain is a little larger than the other, and a second active region which has a quantum wire 7 where the gain in TM or TE mode, the different polarized wave modes, is large. A resonator is made by the first and second active regions, and besides currents can be injected independently into the first and second active regions by electrodes 9 and 10.
