PURPOSE:To shorten optical response time by forming a thin-film, which mainly comprises CdS-CdSe and contains an extremely small quantity of Cu, onto a substrate, exposing the thin-film to the vapor of CdCl2, growing a crystal while activating the thin-film and heating and treating the thin-film in a vacuum and a dark before shaping an electrode. CONSTITUTION:CdS, Se:CuCl2 are evaporated onto a glass substrate as evaporation sources, and activated by the evapor of CdCl2. A film obtained in this manner is heated for the time such as 0.25-4hr at a temperature such as 120-200 deg.C in a vacuum and a dark, and an electrode is evaporated and shaped. Accordingly, the rise time and the fall time for the title element can be shortened remarkably as photocurrents are left as they are large. |
