PROBLEM TO BE SOLVED: To mount a pMOSFET and nMOSFET in a small package to maintain the same temp. rise of each MOSFET by setting the main surface area of the package to a specified value and enlarging the channel area of the pMOSFET by specified proportion, compared with that of the nMOSFET. SOLUTION: A compact dual in-line package 14 mounts a p-channel enhance mode MOSFET 10 near an n-channel enhance mode MOSFET 12 which is smaller than the MOSFET 10, both MOSFETs 10, 12 are mutually adjacently disposed in the same plane in the package 14, the main plane of which has an area of 40.5 mm<2> or less, the channel area of the p-channel MOSFET 10 is about 1.4-2 times that of the n-channel MOSFET 12, this realizing a small package 14, and the size of the MOSFET is selected so that the temp. rises are approximately equal between both MOSFETs 10, 12. |
