An antifuse one-time programmable (OTP) cell array includes unit cells including singular antifuse transistors which have a mos structure and are arrayed at each crossing point of a plurality of rows and columns. The antifuse transistor includes: a well region shared by the antifuse transistors of a same row; and an antifuse insulating layer and an antifuse gate shared by the antifuse transistors of a same column on the well region. A common source/drain region is arrayed in the well region among the antifuse transistors which are adjacent to each other from the antifuse transistor of a first column of a same row to the antifuse transistor of a last column. And a drain region is arrayed in the well region to be adjacent to one side surface of the antifuse transistor of a last column of a same row. Provided is the antifuse OTP cell array in which a programming and reading with regard to an option unit cell is operated without selection of the unit cell by an option transistor even if the unit cell just has a structure of singular transistors. |
