PROBLEM TO BE SOLVED: To provide a semiconductor laminate and a light-receiving element which enable the reduction in power consumption while ensuring a sufficient sensitivity of a light-receiving element.SOLUTION: A semiconductor laminate 1 comprises: a substrate 20 made of a III-V group compound semiconductor; and semiconductor layers 30, 40 and 50 disposed on the substrate 20, and made of a III-V group compound semiconductor. In the substrate 20, the concentration of an impurity which produce many carriers is 1×10to 2×10cm, and the activation rate of the impurity is 30% or more. |
