A semiconductor substrate includes a buffer layer on a substrate, and a conductive layer arranged on the buffer layer. The conductive layer includes a first conductivity type semiconductor layer which includes a first dopant of an extension type stress, and a second conductivity type semiconductor layer which is arranged on the first conductivity type semiconductor layer and has a second dopant of a contraction type stress.
