PROBLEM TO BE SOLVED: To provide a field effect transistor capable of controlling current in 0.1 ampere level between a source electrode and a drain electrode by a carbon nano-tube as a channel.SOLUTION: A field effect transistor 1 comprises: a source electrode 3; a drain electrode 4; a gate 8; and a channel 7 consisting of only a bundle group of carbon nano-tube between the source electrode 3 and the drain electrode 4. The bundle group of carbon nano-tube of the channel 7 is an aggregate of a bundle of carbon nano-tubes consisting of a plurality of carbon nano-tubes oriented in the same direction, has an orientation as the aggregate, and is oriented orthogonal to a straight line with the shortest distance between the source electrode and the drain electrode, and an average length (Lcnt) of carbon nano-tubes forming the carbon nano-tube group is longer than a gate width (Wgate). |
