<P>PROBLEM TO BE SOLVED: To provide a semiconductor laser integrated element and a semiconductor laser device, that can be reduced in size and that allow easy adjustment of optical axes of a plurality of semiconductor laser structures with different output wavelengths. <P>SOLUTION: A semiconductor laser device 1A includes a semiconductor laser integrated element 10 and a semiconductor laser element 40. In the semiconductor laser integrated element 10, two semiconductor laser structures 20A and 20B are formed on a semiconductor substrate 11. The semiconductor laser structures 20A and 20B output blue laser light and green laser light, respectively. The semiconductor laser element 40 outputs red laser light and is mounted on the semiconductor laser structure 20A in a face-down manner. The semiconductor laser integrated element 10 further includes a dielectric film covering each resonance end face of the semiconductor laser structures 20A and 20B. The dielectric films on the resonance end faces have approximately equal thickness to each other, and the difference in reflectance between the dielectric films at each oscillation wavelength of the semiconductor laser structures 20A and 20B is 10% or less. <P>COPYRIGHT: (C)2013,JPO&INPIT |
