<P>PROBLEM TO BE SOLVED: To provide a semiconductor device and a semiconductor relay device that have a reduced value of a CR product while implementing reduced manufacturing costs. <P>SOLUTION: One MOSFET 2 of two MOSFETs constituting a two-way switch 1 is a unipolar compound semiconductor device comprising a compound semiconductor, and the other MOSFET 3 is an Si-MOSFET comprising silicon. There are many unipolar compound semiconductor devices that have a smaller value of a CR product than Si-MOSFETs. The use of the unipolar compound semiconductor device as one MOSFET 2 thus provides a higher probability of reducing the value of the CR product of the entire device than the use of Si-MOSFETs as both MOSFETs 2, 3, and realizes lower manufacturing costs than the use of two unipolar compound semiconductor devices requiring higher manufacturing costs than Si-MOSFETs. <P>COPYRIGHT: (C)2013,JPO&INPIT |
