<P>PROBLEM TO BE SOLVED: To provide an optical semiconductor device capable of suppressing variations in the oscillation wavelength of a semiconductor laser due to the effect of heat conduction from an optical amplification element to the semiconductor laser. <P>SOLUTION: The optical semiconductor device comprises: a semiconductor laser 13 comprising a first waveguide 13a which includes a diffraction grating 4a and a first active layer 3, and a first electrode 8a formed above the first waveguide 13a; an optical semiconductor amplification element 13 comprising a second waveguide 14a which includes a second active layer 3 connected to the first active layer 3 of the first waveguide 13a, and a second electrode 8b formed above the second waveguide 14a; and a temperature adjusting element 17 which is thermally connected to the semiconductor laser 13 and comprises current injection regions 2-5 and a third electrode 8c. <P>COPYRIGHT: (C)2013,JPO&INPIT |
