<P>PROBLEM TO BE SOLVED: To develop a thin film solar cell having a high photoelectric conversion efficiency by minimizing drop of the open voltage and the fill factor. <P>SOLUTION: The thin film solar cell 1 comprises a first electrode layer 3 having translucency, a photoelectric conversion unit 5, and a second electrode 6 laminated on a substrate 2. The photoelectric conversion unit 5 has at least a crystalline photoelectric conversion unit 12, and the crystalline photoelectric conversion unit 12 has a p-type crystal layer 18, an i-type crystal layer 20, and an n-type microcrystal layer 23. Between the i-type crystal layer 20 and the n-type microcrystal layer 23, an n-type amorphous layer 21 and an n-type alloy layer 22 are laminated in order from the i-type crystal layer 20 side, and the n-type amorphous layer 21 has a band gap larger than that of the i-type crystal layer 20. <P>COPYRIGHT: (C)2013,JPO&INPIT |
