<P>PROBLEM TO BE SOLVED: To obtain good electric conductivity between two solar battery subcells in an easily manufacturable state to make efficient power generation possible. <P>SOLUTION: A tandem solar battery cell includes: a first solar battery subcell 110 comprising a p-type silicon substrate 101 and an n-type silicon light receiving layer 102; a third solar battery subcell 120 comprising an n-type nitride light receiving layer 104 and a p-type nitride light receiving layer 105 on a semiconductor substrate 103 consisting of an n-type nitride semiconductor; and a junction layer 106 consisting of an n-type nitride semiconductor. The p-type nitride light receiving layer 105 and the n-type nitride light receiving layer 104 are made to be the same band-gap energy; the p-type nitride light receiving layer 105 and the n-type nitride light receiving layer 104 are made to be band-gap energy between silicon and the semiconductor substrate 103; and the p-type nitride light receiving layer 105 and the n-type nitride light receiving layer 104 are made to be band-gap energy between silicon and the junction layer 106. <P>COPYRIGHT: (C)2013,JPO&INPIT |
