<P>PROBLEM TO BE SOLVED: To stabilize time required for data access in a semiconductor device. <P>SOLUTION: A semiconductor device 100 includes a memory cell array 110, a data input/output circuit 123 and an access control circuit 200. The access control circuit 200 includes a first signal portion 202 for outputting a first signal S1 for instructing activation/deactivation of a word line, a second signal portion 204 for outputting a second signal S2 for instructing activation/deactivation of a bit line, a third signal portion 206 for outputting a third signal S3 for instructing supply/stop of an overdrive voltage to/from a sense circuit 121, and a fourth signal portion 208 for outputting a fourth signal S4 for instructing the deactivation of the word line. The activation time of the third signal S3 is determined according to an external voltage, and the generation timing of the fourth signal S4 is determined substantially independent of the external voltage. <P>COPYRIGHT: (C)2012,JPO&INPIT |
