An insulating layer (23) is formed on the first semiconductor layer (12n). A portion of the first semiconductor layer (12n) is exposed by removing at least a portion of the insulating layer (23). The portion (12n1) of the first semiconductor layer (12n) exposed from the insulating layer (18) is washed by buffered hydrofluoric acid. A first electrode (14) is formed on the portion (12n1) of the first semiconductor layer (12n) exposed from the insulating layer (18).
