摘要 <P>PROBLEM TO BE SOLVED: To provide a light receiving element, or the like, in which variation in photosensitivity is minimized from the short wavelength side to the near infrared region on the long wavelength side. <P>SOLUTION: The light receiving element 50 comprises: a light receiving layer 3 of 50 pairs or more of type 2 MQWs having sensitivity in the near-infrared region; a second light receiving layer 13 located in the light receiving layer or in contact with the external surface thereof and having a band gap larger than that in type 2 transition; and a p-type region 6 located from the surface to the interior of an epitaxial laminate.
