<p><P>PROBLEM TO BE SOLVED: To provide a semiconductor device which is made of a carbon material capable of suppressing annihilation of electrons while maintaining an internal electric field. <P>SOLUTION: The semiconductor device has at least a p-layer 15 and an n-layer 13 connected to the p-layer 15, and the n-layer contains a carbon material composed of sp2 bonding and an n-type material. Specifically, a solar cell is disclosed which has an n-layer composed of n-type amorphous carbon and carbon nanotubes, an i-layer 14 composed of an i-type amorphous carbon, and a p-layer composed of p-type amorphous carbon. <P>COPYRIGHT: (C)2011,JPO&INPIT</p> |
