<P>PROBLEM TO BE SOLVED: To provide a light emitting element in which an intensity change rate is reduced and reliability is improved. <P>SOLUTION: The light emitting element includes: a laminate having at least a light emitting layer composed of In<SB>x</SB>(Al<SB>y</SB>Ga<SB>1-y</SB>)<SB>1-x</SB>P (0≤x≤1, 0≤y≤1), a p-type cladding layer composed of In<SB>x</SB>(Al<SB>y</SB>Ga<SB>1-y</SB>)<SB>1-x</SB>P (0≤x≤1, 0≤y≤1), and an adhesion layer composed of a semiconductor; and a substrate in which a gap of a grid in an adhesion interface between itself and the adhesion layer is greater than the gap of the grid between the light emitting layer and the adhesion layer. In the light emitting element, the p-type cladding layer is arranged in a distance farther than the light emitting layer viewed from the adhesion layer, and the carrier concentration of the p-type cladding layer is not lower than 0.5×10<SP>17</SP>cm<SP>-3</SP>, and not higher than 3×10<SP>17</SP>cm<SP>-3</SP>. <P>COPYRIGHT: (C)2010,JPO&INPIT |
