本发明系提供一种溅镀标靶,溅镀标靶1系具有堆积于基体2上之金属粒子4之标靶层3。标靶层3的厚度方向的剖面之金属粒子4之最大径为X,最小径为Y,最大径X对最小径Y之比(X/Y)为金属粒子4的扁平率时,于标靶层3的厚度方向的剖面,扁平率为1.5以上的金属粒子,系以个数比例存在90%以上。标靶层3可以例如冷喷雾法形成。
