A semiconductor device of controlling self refresh cycle according to temperature is provided to provide temperature variation in the semiconductor device to the outside by digitally coding temperature in controlling self refresh cycle. A first oscillator(32) outputs a first oscillation signal having a frequency proportional to temperature. A second oscillator(42) outputs a second oscillation signal having a constant reference frequency regardless of the temperature. A self refresh signal output part changes self refresh cycle on the basis of the frequency of the first oscillation signal. A counter(44) digitally codes the temperature on the basis of the reference frequency and the frequency of the first oscillation signal and then outputs the digitally coded temperature.
