PROBLEM TO BE SOLVED: To provide a boron nitride powder preparing aqueous slurry having low viscosity and high concentration, its manufacturing method and aqueous slurry of boron nitride having low viscosity and high concentration which has viscosity at 25°C of 7,500 mPa s or lower and concentration of boron nitride powder of 40 mass% or higher. SOLUTION: There is provided a boron nitride powder having a mass ratio of the internal oxygen quantity to the surface oxygen quantity (mass ratio of the internal oxygen quantity/the surface oxygen quantity) of 0.8-1.1 and a total of the internal oxygen quantity and the surface oxygen quantity of 0.4-0.6 mass%. There are also provided its manufacturing method and aqueous slurry obtained by using the boron nitride powder. The definition of the internal oxygen quantity; the internal oxygen quantity is the total oxygen quantity detected while nitrogen is detected when measuring the oxygen quantity and the nitrogen quantity while heating the sample in a helium atmosphere from the room temperature to 3,000°C at the temperature rising rate of 4.6°C/sec using an oxygen/nitrogen simultaneous analyzing device.
