<p><P>PROBLEM TO BE SOLVED: To provide an optical semiconductor element capable of easily carrying out a miniaturization and an output adjustment of a laser beam while being able to improve an electrostatic discharge resistance of a surface emitting semiconductor laser, and to provide a method of manufacturing the same. <P>SOLUTION: An optical semiconductor element 10 includes: the surface emitting semiconductor laser 20 which ejects a laser beam; and an electrostatic discharge element 30 provided above the semiconductor laser 20 (on an optical path of the laser beam). The electrostatic discharge element 30 is connected in parallel with the semiconductor laser 20 so as to be a reversed polarity thereto (so as to have a rectifying action in the opposite direction), and absorbs a part of the laser beam ejected from the semiconductor laser 20 while protecting the semiconductor laser 20 from an electrostatic discharge damage. <P>COPYRIGHT: (C)2007,JPO&INPIT</p> |
