PROBLEM TO BE SOLVED: To achieve ultra-high speed and ultra-low power consumption in the constitution of a large scale RAM. SOLUTION: In the constitution of the superconducting RAM, each of driving lines such as word lines and bit lines and each of sense lines which access a memory cell array are divided into a plurality of blocks. For signal propagation in the block, an in-block signal propagating circuit (DR)3 is used which has a driver circuit and a sense circuit each having a level logic with high load driving capability. Moreover, for the signal propagation between long distance blocks, a superconducting passive transmission line (PTL)2 is used which is constituted of single magnetic flux quantum (SFQ) elements that can conduct high speed operations. As a result, high speed operations are made possible as a whole. Splitters (S) or confluence buffers (C) and latch circuits (DL) can be added to the superconducting RAM.
