PROBLEM TO BE SOLVED: To provide a variable attenuator, comprising a temperature compensation circuit which is capable of compensating for temperature characteristic variations, as well as an error caused by manufacture dispersion, without impairing miniaturized/thinned characteristics and of which configuration is very much simplified, and to provide a module incorporating the same and a communication apparatus. SOLUTION: A variable attenuator 1-1 is comprised of a variable attenuator main body 10 and a temperature compensating circuit 20, and the temperature compensating circuit 20 comprises a second MESFET 21 having the same structure as that of a first MESFET 11 in the variable attenuator body 10. The circuit of the second MESFET 21 is configured, such that a current Id is made to flow between both terminals via a metal/semiconductor Shottky contact with a gate G as one terminal and the source S and the drain D as another terminal. Thus, in the temperature compensating circuit 20, the second MESFET 21 functions as a Schottky barrier diode (SBD) in the manner of an equivalent circuit. COPYRIGHT: (C)2005,JPO&NCIPI
