PURPOSE: A nonvolatile semiconductor memory device with X8/X16 operation mode is provided to switch between X8 operation mode and X16 operation mode easily by selectively choosing the input/output data bit using an address in one chip. CONSTITUTION: A nonvolatile semiconductor memory device having plural data input/output pins, comprises a memory cell array(200) divided into plural blocks; a speed option selecting part(270) for generating a speed control signal(X16en) according to the assigned speed option; a block selecting part(260) for generating plural block select signals(LEFTen, RIGHTen, LSBen, MSBen) for selecting the block of the memory cell array in response to a predetermined block select address among column addresses from the input/output pins and the speed control signal(X16en); a column select circuit part(220) for selecting the data line in response to a predetermined column select address, the block select signals(LEFTen, RIGHTen, LSBen, MSBen), and the speed control signal(X16en), and for outputting the data of the memory cell array through the selected data line; a data input/output control part(230) for selecting a data line for inputting/outputting data from/to the column select circuit part in response to the block select signals(LEFTen, RIGHTen, LSBen, MSBen) and the speed control signal(X16en).
