<P>PROBLEM TO BE SOLVED: To provide a wire bonding tool for aluminum wire with a V-shaped groove formed at a lower surface which attains an appropriate V shape for preventing the lower surface from being contact with a member to be bonded even when aluminum scraps are attached to the lower surface and for preventing the wire from coming off. <P>SOLUTION: The wire bonding tool T1 provided with the V-shaped groove 10 at the lower surface 20 carries out bonding by pressing the aluminum wire 300 to the member B1 bonded with the wire 300 supported in the groove 10. In a state that the wire 300 is supported in the groove 10 in advance of being pressed to the bonding member B1, assuming that the diameter of the wire 300 is Xμm, a length αμm from a contact portion 11 between an inner surface of the groove 10 and the wire 300 to the lower surface 20 of the tool T1 is (X/20)μm or more and (X/8)μm or below. <P>COPYRIGHT: (C)2004,JPO&NCIPI |
