[Also in Division H1] In a semi-conductor circuit comprising a plurality of semi-conductor devices connected with their load current paths in parallel and including in each load current path a printed circuit resistor for avoiding unequal load distribution, the semi-conductor devices and resistors are mounted on a cooling body (see Division H1). Power transistors P 2 -P 5 form a single stage of a regulating unit and have their emitter collector paths in parallel the transistors being controlled in unison by transistors being controlled in unison by transistor P 1 . In order to equalize the load distribution, resistors r 2 to r 5 are connected in the emitter collector paths of the transistors P 2 - P 5 . The parallel combination of transistors P 2 -P 5 is connected in series with resistor r 6 for delivering a voltage proportional to the total transistor currents to terminals 2, 3, and resistor r 7 which forms a shunt for ammeter A. Resistors r 2 -r 5 and r 6 may have positive temperature coefficients. If a constant controlled current be wanted, r e should have zero temperature dependence in resistance. Thyristors may be used in addition to or instead of the transistors. Diodes, Fig. 3 (not shown), may be used to provide D.C. voltage and a thermal switch used to control the temperature of the cooling body K. |
