PURPOSE: A thermo-thermosetting tape attaching apparatus for two metal adhesion of TBGA is provided to be capable of preventing the deformation of a tape and restraining the generation of particles and voids by using a half-moon shaped vacuum block. CONSTITUTION: A thermo-thermosetting tape attaching apparatus for two metal adhesion of TBGA is provided with a buffer roller(2) located at the lower portion of the first guide roller(3a) for moving up and down along a guide bar(2a) installed at a base plate, the second, third, and fourth guide roller(3b,3c,3d) sequentially installed at the base plate for guiding a thermo-thermosetting tape(T) supplied from the buffer roller, a vacuum block(5) for adsorbing the thermo-thermosetting tape and moving up and down along a guide(5f) by using an up/down cylinder(5a) installed at the base plate, and a cutter installed at the rear portion of the vacuum block for cutting the thermo-thermosetting tape.
