PURPOSE: A preparation method of metal oxide nanoparticles using semi-batch process is provided to prepare nanoparticles having uniformed particle size distribution by controlling flow rate of reactants using semi-batch process correspondingly to hydrolysis characteristics of the reactants. CONSTITUTION: The preparation method of metal oxide nanoparticles using semi-batch process is characterized in that nanoparticles are produced through hydrolysis reaction between the metal alkoxide solution(1) and water in the reactor(3) by adding a metal alkoxide solution dissolved into alcohol as a precursor into a reactor containing a mixed solution of water and alcohol as controlling flow rate of the metal alkoxide solution, wherein the metal alkoxide is silicon alkoxide (Si(OR)4), titanium alkoxide (Ti(OR)4) or zirconium alkoxide (Zr(OR)4), the alcohol is lower alcohol having 1 to 4 carbon atoms, the hydrolysis reaction is performed at the temperature range of 55 to 70 deg.C by maintaining the amount of water reacted with the silicon alkoxide to 27 to 35 mole ratio for the amount of the silicon alkoxide and the flow rate of the silicon alkoxide solution(1) to 14 to 20 mL/min, an ammonium hydroxide solution as catalyst is additionally added into the reactor(3), the hydrolysis reaction is performed at the temperature range of 25 to 35 deg.C by maintaining the amount of water reacted with the titanium alkoxide to 13 to 20 mole ratio for the amount of the titanium alkoxide and the flow rate of the titanium alkoxide solution to 0.3 to 0.8 mL/min, the hydrolysis reaction is performed at the temperature range of 25 to 35 deg.C by maintaining the amount of water reacted with the zirconium alkoxide to 9 to 16 mole ratio for the amount of the zirconium alkoxide and the flow rate of the zirconium alkoxide solution to 0.3 to 0.8 mL/min, and a dispersion medium is additionally added into the reactor.
