<p>PROBLEM TO BE SOLVED: To provide a semiconductor optical functional device which has higher heat radiation than the conventional one and is excellent in long-term reliability. SOLUTION: This semiconductor optical functional device has a double heterojunction structural part which consists of a first conductive clad layer, an optical wave guide layer and a second conductive clad layer on a semiconductor substrate, and a second junction structural part which includes a first conductive clad layer and a second conductive subclad layer and is formed on a position which is separated from the double heterojunction structural part on the semiconductor substrate. Therein, a first electrode is disposed on the upper side of the double heterojunction structural part, a second electrode is disposed on the upper side of the second junction structural part and the height from the upper surface of the semiconductor substrate to the upper surface of the first electrode is substancially equal to the height from the upper surface of the semiconductor substrate to the upper surface of the second electrode.</p> |
