OPTICAL SEMICONDUCTOR DEVICE AND ITS MANUFACTURING METHOD

PROBLEM TO BE SOLVED: To provide an optical semiconductor device which can be made in a polarization nondependent state with a single element without deteriorating its gain or extinction characteristic. SOLUTION: This optical semiconductor device has an operating layer of a quantum well structure having a limited width so as to transmit light in its lengthwise direction from one end to the other end between a p-type semiconductor and an n-type semiconductor. The operating layer is bent at about a right angle at its central part in the widthwise direction.
