PROBLEM TO BE SOLVED: To provide a hetero junction bipolar Gunn effect 4-terminal element wherein a synchronous signal is prevented from being transmitted from an antenna when used as a self-exciting oscillation mixer of a receiver. SOLUTION: There are provided an anode region 102, an active region 103 causing Gun Hilsum oscillation, a base region 104, and a cathode region 121, in order. Fourth terminals 122 and 114 are provided which work independent of these terminals comprising the anode region 102, the base region 104, and the cathode region 121. The synchronous signal applied to the fourth terminals 122 and 114 disturb the electric field profile or the current density in the active region 103. The fourth terminal may act as a second base region or Schottky gate electrode as well as the second cathode type structure 122.
