HARDENABLE FLUX

摘要

PROBLEM TO BE SOLVED: To provide a hardenable flux which maintains electric insulating properties even at a high temperature and a humid atmosphere and enables solder joining high in joining strength and reliability without requiring the cleaning and removing of the residual flux after the solder joining. SOLUTION: Epoxy resin (A) and a compound (B) having both components of an imidazole ring and a carboxylic group and also acting as a hardener for the epoxy resin (A) are blended as essential components.
