PROBLEM TO BE SOLVED: To generate light in a diamond layer and emit light of short wavelengths by setting the potential of an inner electrode in the low resistance diamond layer to the one between the cathode potential and the anode potential and then applying voltage. SOLUTION: An undoped diamond layer 1, a diamond layer 2 heavily doped with B, and a diamond layer 9 are joined to each other and an electrode is formed for each layer. The voltage Va between the undoped diamond layer 1 and the diamond layer 2 heavily doped with B is set higher than the voltage Vb between the diamond layer 2 heavily doped with B and the diamond layer 9. As a result, holes are injected into the i-type layer 1 from the p-type layer 2 and are accelerated in the i-type layer 1 and collide with lattice defects on the surface near the electrode 3, producing electron-hole pairs. The holes are absorbed by the electrode 3 but the electrons 7 are accelerated in the opposite direction toward the p-type layer 2 to cause impurities in the diamond layer 9 to excite impurities having an energy band. When these excited quasi-atoms return to the ground level, light 8 is emitted. |
