发明名称 POLARIZED MODULATABLE SEMICONDUCTOR LASER DEVICE
摘要 PROBLEM TO BE SOLVED: To provide a semiconductor laser device which can be stably polarization modulated and is suitable for tuning the wavelength. SOLUTION: A semiconductor laser can oscillate in two polarized wave modes. The semiconductor laser includes a gain area which can implant current in an active layer 12, an optical wave dividing area which divides light from the gain area into two parts and a selective reflection area consisting of two reflectors which are connected to the optical wave dividing area. One of the reflectors is provided with a diffraction grating 27 for reflecting one of the polarization modes and the other reflector is provided with a diffraction grating 28 for reflecting the other wave polarization mode. The two reflectors are provided with a refractive index adjusting layer 15 and can implant current in or apply voltage to the refractive index adjusting layers 15 independently of each other. By controlling the selective reflection area 15, the Bragg wavelength in two polarizing modes can be independently controlled and the polarized wave can constantly be modulated without changing the gain profile.
