The invention relates to the preparation of silyl phosphates and siloxanyl phosphates of the formula [R3SiO(R2SiO)n]3P=O (III), in which the radicals R, independently of one another, are identical or different, unsaturated and/or saturated, monovalent hydrocarbon radicals having 1 to 6 carbon atoms, and n is either 0 or from 3 to 100, by reaction of triorganohalosilane with orthophosphoric acid optionally containing water and, if n is >/= 3, subsequent reaction of the resultant product with cyclic polydiorganosiloxanes.
