PURPOSE:To keep the operating speed and accurate operation by selecting a word line or a bit line and a row or a column selection signal so as to keep a drive voltage to a prescribed value at all times when the performance of an operation speed and read, write or the like is deteriorated resulting from a dropped power supply voltage. CONSTITUTION:A word line WL and a bit line are selected by row and column selection signals inverse of RAS, inverse of CAS even when a power supply voltage Vcc is lower than a prescribed voltage in the semiconductor integrated circuit 14. Then the drive voltage for the word line WL in the write and read state is not less than a prescribed voltage and a voltage over the prescribed voltage is provided at all times. Thus, even when a potential of a transfer gate NMOS9 is decreased, the storage capacitance of a capacitor 94 is decreased, the read write speed is not deteriorated and no software error and the deterioration in a sense margin are not caused. Thus, the accurate operating speed and the accurate operation are maintained. |
