<p>PURPOSE:To obtain the nonlinear active element which can be driven with a low voltage by consisting the nonlinear resistance film of the nonlinear active element of Al atoms and N atoms and specifying the compsn. ratios thereof. CONSTITUTION:The nonlinear resistance film of the active matrix liquid crystal display device having the nonlinear resistance film is constituted of the Al atoms and the N atoms and the compsn. thereof is AINx (0.7<=x<=0.9). The coefft. alpha of light absorption of the nonlinear resistance film at visible light of 500nm wavelength is 8.0X10<=alpha<=5.0X10<2>cm<-1> and the concn. of the oxygen atoms in the nonlinear resistance film by residual gases is confined to <=5at.%. Then, the use of the nonlinear active element with which a high on-off ratio is obtainable on a low-voltage side, is enabled and the driving voltage is lowered to 10V. The electric power consumption of the liquid crystal display device used for an information processor of a portable type and more particularly a palm top type is, therefore, reduced. In addition, the use of a driving IC lower in voltage resistance than heretofore is possible for driving this device and the miniaturization of the driver circuit part is enabled.</p> |
