<p>PURPOSE:To prevent deterioration of a transistor due to a hot carrier effect and to realize a switching circuit having high reliability by dividing and connecting in series a switching transistor of a high voltage source side. CONSTITUTION:A switching transistor 16 is connected to a low voltage source 15 of a power source switching circuit 11, and switching transistors 17a, 17b are connected in series with a high voltage source 14. In the case of the time of writing, the transistor 16 on the low voltage side is turned OFF, the transistors 17a, 17b of a high voltage side are turned ON, and a high voltage is supplied from the source 14. In this case, since the transistors 17a, 17b are connected in series, only a considerably lower voltage than 12-15V is applied. Thus, a hot carrier effect can be suppressed, deteriorations of the transistors 17a, 17b are prevented to obtain a switching circuit 11 having high reliability.</p> |
