PURPOSE:To manufacture a laser element of a structure of a lattice matching type double heterojunction of a lattice matching type quantum well by dissolving Ca in Pb so that they form a solid solution. CONSTITUTION:In regard to a solid-solution semiconductor of Pb1-xCaxS1-zSez, materials of granular Pb, Ca, S and Se of 99.999% purity are weighed so that the total amount be 2g. These materials are vacuum-sealed in a quartz vessel having a 8mm inside diameter and a 40mm length in the degree of vacuum of 1X10<-6>Torr and a synthetic reaction is made to proceed preliminary by a weak oxygen-hydrogen flame. Thereafter the vessel is inserted into an electric furnace heated to 1127K and held therein for about 10 minutes. Then, the temperature is raised to 1393K at a rate of 50K/hr, the materials are melted to be homogeneous by keeping the vessel to be heated for 3 hours at this temperature, and then water quenching is conducted. A material thus obtained is further granulated, vacuum-sealed in a clean vessel of having a 8mm inside diameter and a 5mm length and put at one end. This vessel is vacuum-sealed in a thicker quartz vessel. This quartz vessel is placed in a horizontal furnace having a temperature gradient of a sample temperature part 1223K and a temperature difference 4K from a crystal growth part and left as it is for several days, and after single-crystallization is attained, water quenching is conducted.
